Teledyne HiRel Semiconductors has released the TDSW050A2T, a rad-tolerant wideband RF switch for high-reliability space, military, and defense applications operating from true DC to 50 GHz.

Developed using a 150nm pseudomorphic High Electron Mobility Transistor (pHEMT) Indium Gallium Arsenide (InGaAs) process, the RF switch is available in an ultra-compact 1.15 mm x 1.47 mm x 0.1 mm die, making it well-suited for hybrid assembly products.

Its design leverages monolithic microwave integrated circuit (MMIC) techniques to deliver superior performance across frequencies up to millimeter-wave bands. The RF switch provides low insertion loss, high isolation, fast switching times, and high linearity across a broad frequency range.

The device achieves an input power 1 dB compression point of 23 dBm (typical) and offers 23 dB of port isolation at 50 GHz, ensuring continued signal integrity and reliability in advanced RF applications. It operates with ±5V power supplies, consumes minimal DC power, and is controlled via TTL-compatible voltage levels, ensuring seamless system architecture integration. Class K equivalent element evaluation is  performed per wafer.

Designed for extreme environments, the TDSW050A2T also meets stringent performance requirements across an extended operating temperature range of –40⁰C to 85⁰C. Its radiation tolerance up to 100 krad (Si) makes it well-suited for satellite communications, deep-space exploration, and other space-based systems where exposure to high radiation levels is a key design consideration.
